Solutions for DFT and Production Test Optimization

The Advanced Current Measurement Instruments of the Q-Star Test product line serving IDDQ/ISSQ/IDDT test applications are successfully being used on production integrated circuit test floors in the semiconductor, automotive, medical control, telecommunications, networking, sensors and transducers, and consumer electronics markets.

Q-Star Test instruments are compatible with and easily configured on all ATE platforms. They are designed to be fully transparent, causing no voltage droop and appear to the test system as part of the device under test and to the device as part of the test system.

In particular, “plug-and-play” solutions are available and deployed in production environments for the following:

  • Verigy V93000 ATE platform
  • Teseda V5xx verification systems
  • Inovys Personal Ocelot and Ocelot test systems (now part of Verigy)
  • Limited libraries available for LTX-Credence (Duo, Quartet) or
  • Teradyne (Catalyst, J750) test systems
  • Easily transferrable to other test systems
